Tandem Diodes Concepts for Power Modules

The tandem diodes setup minimizes dynamic losses in overall, since both dynamics losses in FWD and in the IGBT are reduced. In the case of IGBT, the dynamic losses are reduced due to lower reverse recovery current from the FWD devices in the same leg.

At lower switching frequency, the conventional sixpack and tandem diode version exhibit more or less the same losses. Nevertheless, with the increase of switching frequency the tandem diodes version provides higher efficiency compared with the standard implementation. The root cause is that dynamic losses increase is much more significant in 1200 V diodes than in the tandem setup of two 650 V diodes connected in series.
